P-channel automotive current-switch MOSFETs

NEC Electronics Europe has introduced power MOSFETs that, it says, close a gap in current offerings: P-channel parts, with automotivevoltage ratings, in the 15A to 10A drain-current range. P-channel—rather than N-channel—power MOSFETs, the company says, are a good match for common automotive applications. The FETs have two VDSS ratings (40 and 60V), and you can drive them from a logic gate: they come in TO- 252 (DPAK) and TO-263 (D2PAK) SMD packages. On-state resistance (RDS(ON)) for lower drain-current devices (ID (DC)>-50A) in DPAK varies from 9.6 mΩ (NP50P04SDG) to 75 mΩ (NP15P06SLG), while RDS(ON) for 100A-rated devices in D2PAK extends down to 3.7 mΩ. NEC says it achieved these values using 0.25-micron design rules that increase cell density to 160 Mcells/inch2 and decrease the RDS(ON) per unit area. The devices are qualified according to AEC-Q101, have a maximum channel temperature of 175°C, and are fully RoHS-compliant. The avalanche energy rating is device-dependent and ranges from 19 mJ (NP15P06SLG) to 550 mJ (NP100P04PLG).
